Compatible with TOS 1.0x
Last question I promise. :-) I'm confused what that dialog means. Obviously, if I'm running TOS 1.02, perhaps I shouldn't set "Compatible with 1.04 and newer". So when I'm running TOS 2, 3, 4 should I always set "Compatible with TOS 1.06 and newer" ? Out of curiosity, what does this setting actually do? It certainly has nothing to do with partition sizes (which I thought is the limiting factor when it comes to TOS compatibility).

I recommend setting it when you do not need compatibility to old versions of TOS. The setting controls how HDDRUTIL selects the logical sector size for a partition. Newer TOS versions are more flexible here. But more important, the maximum allowed partition size depends on this setting, because the newer TOS versions support bigger partitions. Depending on this setting HDDRUTIL display a warning (when partitioning) if the maximum partition size is exceeded.
